| Hexamethyldisilazane (HMDS) is an important organosilicon compound, most commonly used as a primer layer to increase the adhesion of photoresist to wafer surfaces. It is flammable with a flash point of 6.7°C and is explosive at concentrations of 0.8%-16% in air. HMDS reacts strongly with water, alcohol, and mineral acids to release ammonia (NH3) and form hexamethyldisilazane. In the presence of a catalyst, it reacts with alcohols or phenols to form trimethylalkoxysilanes or trimethylaryloxysilanes. It reacts with anhydrous hydrogen chloride to release NH3 or NH4Cl, forming trimethylchlorosilane. | |||||||||
